  半導體 立體式源極接觸結構 崔秉鉞,王睿誠,薛立甜,蕭瑞澤/TW I885289/2025-06-01 一種立體式源極接觸結構,其係依序通過一微影蝕刻製程與淺溝槽蝕刻製程在一功率元件中形成接觸金屬窗區,以藉由該接觸金屬窗區將源極重摻雜區間隔為第一、第二重摻雜區,之後,針對上介電層進行側向蝕刻製程,以形成梯形結構的第一介電層與第二介電層,並暴露出第一金屬源極表面接觸區與第二金屬源極表面接觸區。基於淺溝槽蝕刻製程所暴露出的縱深表面可增加源極接觸金屬沉積時的側面接觸,形成本發明所公開之階梯狀的立體結構,應用本發明可以有效地縮小電晶體單元間距,並且廣泛應用於具有金氧半場效電晶體結構之功率元件。
半導體 立體式源極接觸結構 崔秉鉞,王睿誠,薛立甜,蕭瑞澤/TW I885290/2025-06-01 一種立體式源極接觸結構,其係於一功率元件之源極重摻雜區上沉積一上介電層,之後,通過一微影蝕刻製程將其間隔為第一、第二介電層。再於該第一、第二介電層之相對側壁上各自沉積有側壁墊層,並沿著側壁墊層之相對表面進行淺溝槽蝕刻製程,隨後再將側壁墊層去除,以暴露出第一金屬源極表面接觸區與第二金屬源極表面接觸區。本發明可有效增加源極接觸金屬沉積時的橫向表面接觸與縱向側面接觸,形成本發明所公開之階梯狀的立體結構,應用本發明可以有效縮小電晶體單元間距,並且廣泛應用於具有金氧半場效電晶體結構之功率元件。

When a light is introduced into the pancake lens assembly in a Z direction, an X-polarized light passes through the liquid crystal device two times and a Y-polarized light passes through the liquid crystal device one time.

The vehicle is provided with a system that counts a number of the feature objects the vehicle has passed by as the vehicle runs on the road, and that calculates a travelling distance the vehicle has traveled on the road based on the number counted thereby, an object length of the feature objects, and spacing between adjacent two of the feature objects. Then, the system displays an electronic map that shows the road and that indicates a position of the vehicle on the road based on the calculated travelling distance.
